Description:
Survey of research project results
 
Abstract:

Projects conducted during the past several years have produced useful results related to the contributions of the molding compounds, wirebonds, HAST, SAM, to the temp limitations and reliability of PEMs.  Recommendations to improve the "PEM Guidelines" are based on the results of these projects.
